BOLB announced that the external quantum efficiency (EQE) of 12.2% can be achieved on the fully transparent UVC LED. The breakthrough of this key basic technology paves the way for the efficiency of UVC LED to achieve the near visible LED in the next few years, and will further expand the application of UVC LED disinfection and sterilization technology in people's daily life.
In the past twenty years, the efforts of researchers to improve the efficiency of deep ultraviolet LED devices have been restricted by the narrow band carrier hole supply layer. The layer causes strong absorption of the P semiconductor side in the chip structure. Prior to BOLB's realization of the breakthrough, a variety of attempts to remove the narrow band always bring high working voltage and significantly degraded LED current - voltage characteristics, and the resulting high heat will lead to shorter device life. BOLB's new major breakthrough has achieved the complete transparency of the UVC LED overall structure for the best bactericidal band, and achieves 12.2% external quantum efficiency (EQE) and 9.5% electrical to optical conversion efficiency (WPE) on the first generation based on the technology.
For example, using an epitaxial wavelength of 269 nm, only a 20 mA current drive is needed, a 10-11 mW UVC light power can be obtained from a single 0.125 mm2 size LED output chip, while the positive voltage of 5.8V is maintained. This electro optical conversion efficiency is 3 to 5 times that of other similar products on the market, which greatly improves the product's performance price ratio. If the multi-core module is used or the large chip is used to operate at higher driving current, the technology can achieve unprecedented ultraviolet high output power. In other words, compared with other similar products, BOLB can achieve the same output power at the more suitable band, with the minimum number of chips and the lowest current. The breakthrough provides a solid foundation for further optimization of subsequent high-power UVC devices and achieving target performance of 50% EQE or higher.
UVC band LED sterilization far exceeds the near ultraviolet band (UVA and UVB), and its physical inactivation mechanism is also effective against new multi drug resistant pathogens. At present, the product has been used in small batch production after the strategic cooperation client has been tried.
